快(kuai)恢(hui)复(fu)二(er)(er)极(ji)管(guan)(guan)(简称FRD)是(shi)一种具有开(kai)关特性好、反向恢(hui)复(fu)时间短特点的半(ban)导体二(er)(er)极(ji)管(guan)(guan),主要应用于(yu)开(kai)关电源、PWM脉宽调制(zhi)器(qi)(qi)、变频器(qi)(qi)等电子电路(lu)中,作为(wei)高频整流二(er)(er)极(ji)管(guan)(guan)、续流二(er)(er)极(ji)管(guan)(guan)或(huo)阻(zu)尼二(er)(er)极(ji)管(guan)(guan)使用。 快(kuai)恢(hui)复(fu)二(er)(er)极(ji)管(guan)(guan)的内部结(jie)(jie)构(gou)与普通(tong)PN结(jie)(jie)二(er)(er)极(ji)管(guan)(guan)不同,它(ta)属于(yu)PIN结(jie)(jie)型二(er)(er)极(ji)管(guan)(guan),即在P型硅(gui)材(cai)料与N型硅(gui)材(cai)料中间增(zeng)加了基区(qu)I,构(gou)成PIN硅(gui)片。因基区(qu)很薄,反向恢(hui)复(fu)电荷很小,所以快(kuai)恢(hui)复(fu)二(er)(er)极(ji)管(guan)(guan)的反向恢(hui)复(fu)时间较(jiao)短,正向压降较(jiao)低,反向击(ji)穿电压(耐压值)较(jiao)高。

快恢(hui)(hui)(hui)复(fu)二(er)(er)(er)极(ji)(ji)管(guan)(guan)的(de)内部(bu)结构(gou)(gou)与(yu)普通二(er)(er)(er)极(ji)(ji)管(guan)(guan)不同,它(ta)(ta)是(shi)在(zai)P型、N型硅材(cai)料(liao)中间(jian)增加了(le)基区I,构(gou)(gou)成P-I-N硅片。由于基区很(hen)薄(bo),反(fan)向(xiang)恢(hui)(hui)(hui)复(fu)电(dian)荷很(hen)小,不仅(jin)大大减小了(le)trr值,还降低了(le)瞬态正向(xiang)压降,使管(guan)(guan)子(zi)能承受很(hen)高的(de)反(fan)向(xiang)工作(zuo)电(dian)压。快恢(hui)(hui)(hui)复(fu)二(er)(er)(er)极(ji)(ji)管(guan)(guan)的(de)反(fan)向(xiang)恢(hui)(hui)(hui)复(fu)时(shi)间(jian)一(yi)般为(wei)几百(bai)纳(na)秒,正向(xiang)压降约为(wei)0.6V,正向(xiang)电(dian)流是(shi)几安(an)(an)(an)培至几千安(an)(an)(an)培,反(fan)向(xiang)峰值电(dian)压可达几百(bai)到几千伏。超(chao)快恢(hui)(hui)(hui)复(fu)二(er)(er)(er)极(ji)(ji)管(guan)(guan)的(de)反(fan)向(xiang)恢(hui)(hui)(hui)复(fu)电(dian)荷进(jin)一(yi)步减小,使其trr可低至几十纳(na)秒。20A以下的(de)快恢(hui)(hui)(hui)复(fu)及(ji)超(chao)快恢(hui)(hui)(hui)复(fu)二(er)(er)(er)极(ji)(ji)管(guan)(guan)大多采(cai)用(yong)TO-220封(feng)装形(xing)式。从内部(bu)结构(gou)(gou)看,可分成单管(guan)(guan)、对管(guan)(guan)(亦称(cheng)双管(guan)(guan))两种。对管(guan)(guan)内部(bu)包含两只快恢(hui)(hui)(hui)复(fu)二(er)(er)(er)极(ji)(ji)管(guan)(guan),根据两只二(er)(er)(er)极(ji)(ji)管(guan)(guan)接法的(de)不同,又有共(gong)阴(yin)对管(guan)(guan)、共(gong)阳(yang)对管(guan)(guan)之分。图2(a)是(shi)C20-04型快恢(hui)(hui)(hui)复(fu)二(er)(er)(er)极(ji)(ji)管(guan)(guan)(单管(guan)(guan))的(de)外形(xing)及(ji)内部(bu)结构(gou)(gou)。(b)图和(c)图分别是(shi)C92-02型(共(gong)阴(yin)对管(guan)(guan))、MUR1680A型(共(gong)阳(yang)对管(guan)(guan))超(chao)快恢(hui)(hui)(hui)复(fu)二(er)(er)(er)极(ji)(ji)管(guan)(guan)的(de)外形(xing)与(yu)构(gou)(gou)造。它(ta)(ta)们均采(cai)用(yong)TO-220塑料(liao)封(feng)装,几十安(an)(an)(an)的(de)快恢(hui)(hui)(hui)复(fu)二(er)(er)(er)极(ji)(ji)管(guan)(guan)一(yi)般采(cai)用(yong)TO-3P金属壳封(feng)装。更大容量(几百(bai)安(an)(an)(an)~几千安(an)(an)(an))的(de)管(guan)(guan)子(zi)则采(cai)用(yong)螺(luo)栓型或平板型封(feng)装形(xing)式。


快恢复二极管注意事(shi)项

(1)有些单管,共三个引脚,中间的(de)为空脚,一般在出(chu)厂时剪掉(diao),但也有不(bu)剪的(de)。

(2)若对(dui)管(guan)(guan)中有一只管(guan)(guan)子损坏,则(ze)可作为单(dan)管(guan)(guan)使(shi)用。

(3)测(ce)(ce)正向导通压降时,必须使(shi)用R×1档。若用R×1k档,因(yin)测(ce)(ce)试(shi)电(dian)(dian)流(liu)太小,远低(di)于(yu)管子(zi)的正常工作电(dian)(dian)流(liu),故测(ce)(ce)出的VF值将明(ming)显偏低(di)。在上面例子(zi)中(zhong),如果选(xuan)择R×1k档测(ce)(ce)量,正向电(dian)(dian)阻就等(deng)于(yu)2.2kΩ,此(ci)时n′=9格。由此(ci)计算出的VF值仅0.27V,远低(di)于(yu)正常值(0.6V)。

TVS管介绍

TVS(TRANSIENT VOLTAGE SUPPRESSOR)或称瞬变电压抑制二极管是在稳压管工艺基础上发展起来的一种新产品,其电路符号和普通稳压二极管相同,外形也与普通二极管无异,当TVS管两端经受瞬间的高能量冲击时,它能以极高的速度(最高达1*10^-12秒)使其阻抗骤然降低,同时吸收一个大电流,将其两端间的电压箝位在一个预定的数值上,从而确保后面的电路元件免受瞬态高能量的冲击而损坏。 TVS的反应速度比RC回路快10E-12s,可不用考虑TVS的击穿电压VBR,反向临界电压VWM,最大峰值脉冲电流IPP和最大箝位电压VC及峰值脉冲功率PP. 选择VWM等于或大于电路工作电压,VC为小于保护器件的耐压值,能测量最好(IPP),或估计出脉冲的功率,选功率较大的TVS。


TVS管的特性参数

最大(da)反(fan)(fan)向漏(lou)电(dian)(dian)流(liu)ID和额(e)定反(fan)(fan)向关断电(dian)(dian)压VWM。VWM是(shi)TVS最大(da)连续工作(zuo)的(de)直流(liu)或(huo)(huo)脉冲电(dian)(dian)压,当这个反(fan)(fan)向电(dian)(dian)压加入TVS的(de)两极间时(shi),它处于反(fan)(fan)向关断状态,流(liu)过(guo)它的(de)电(dian)(dian)流(liu)应(ying)小于或(huo)(huo)等于其最大(da)反(fan)(fan)向漏(lou)电(dian)(dian)流(liu)ID。

最小(xiao)(xiao)击(ji)(ji)穿(chuan)(chuan)电压(ya)(ya)(ya)VBR和击(ji)(ji)穿(chuan)(chuan)电流(liu)IR。VBR是(shi)TVS最小(xiao)(xiao)的(de)雪崩电压(ya)(ya)(ya)。25℃时(shi),在(zai)这个电压(ya)(ya)(ya)之前,TVS是(shi)不导通(tong)的(de)。当TVS 流(liu)过规定的(de)1mA电流(liu)(IR)时(shi),加入TVS两(liang)极间的(de)电压(ya)(ya)(ya)为其最小(xiao)(xiao)击(ji)(ji)穿(chuan)(chuan)电压(ya)(ya)(ya)VBR。按TVS的(de)VBR与(yu)标准值的(de)离散程度,可把TVS分为±5%VBR和±10% VBR两(liang)种。对于±5%VBR来说,VWM=0.85VBR;对于±10% VBR来说,VWM=0.81 VBR。

最(zui)大(da)(da)箝位(wei)电(dian)压VC和最(zui)大(da)(da)峰值脉冲(chong)电(dian)流。IPP当持续时间为(wei)20微秒(miao)的脉冲(chong)峰值电(dian)流IPP流过TVS时,在(zai)其两(liang)极间出现的最(zui)大(da)(da)峰值电(dian)压为(wei)VC。它是串联电(dian)阻上和因温(wen)度系数(shu)(shu)两(liang)者电(dian)压上升(sheng)的组合。VC 、IPP反(fan)映了TVS器件的浪(lang)涌抑制能力。VC与(yu)VBR之(zhi)比称为(wei)箝位(wei)因子(zi),一般(ban)在(zai)1.2~1.4之(zhi)间。电(dian)容量C 是TVS雪崩结截面决定(ding)的、在(zai)特定(ding)的1MHZ频率下测得的。C的大(da)(da)小(xiao)与(yu)TVS的电(dian)流承受能力成正(zheng)比,C过大(da)(da)将使信号衰减(jian)。因此,C是数(shu)(shu)据(ju)接口电(dian)路选用TVS的重要参数(shu)(shu)。

最大(da)峰(feng)值脉(mai)(mai)冲(chong)功(gong)耗PMPM是TVS能承受(shou)的(de)(de)最大(da)峰(feng)值脉(mai)(mai)冲(chong)耗散功(gong)率。其规(gui)定的(de)(de)试验(yan)脉(mai)(mai)冲(chong)波形(xing)和各种(zhong)TVS的(de)(de)PM值,请查阅(yue)有(you)关产品手册。在(zai)给(ji)定的(de)(de)最大(da)箝(qian)位(wei)电(dian)压(ya)下,功(gong)耗PM越大(da),其浪(lang)涌(yong)电(dian)流(liu)的(de)(de)承受(shou)能力越大(da);在(zai)给(ji)定的(de)(de)功(gong)耗PM下,箝(qian)位(wei)电(dian)压(ya)VC越低,其浪(lang)涌(yong)电(dian)流(liu)的(de)(de)承受(shou)能力越大(da)。另外,峰(feng)值脉(mai)(mai)冲(chong)功(gong)耗还与(yu)脉(mai)(mai)冲(chong)波形(xing)、持续(xu)时(shi)间和环境温(wen)度(du)有(you)关。而且(qie)TVS所能承受(shou)的(de)(de)瞬态脉(mai)(mai)冲(chong)是不重复(fu)的(de)(de),器件规(gui)定的(de)(de)脉(mai)(mai)冲(chong)重复(fu)频率(持续(xu)时(shi)间与(yu)间歇时(shi)间之比)为0.01%,如果电(dian)路内出现重复(fu)性脉(mai)(mai)冲(chong),应考虑脉(mai)(mai)冲(chong)功(gong)率的(de)(de)“累积”,有(you)可能使TVS损(sun)坏(huai)。箝位时间TCTC是从零到最小击穿(chuan)电(dian)压(ya)VBR的时间。对(dui)(dui)单(dan)极性(xing)TVS小于1&TImes;10-12秒;对(dui)(dui)双极性(xing)TVS小于是1&TImes;10-11 秒。

TVS管的四大应用

(1)TVS管在TN电(dian)源系统(tong)的应用

雷电(dian)(dian)(dian)过(guo)(guo)电(dian)(dian)(dian)压波、负载(zai)开关(guan)等人为(wei)操作错误引起的(de)(de)(de)过(guo)(guo)电(dian)(dian)(dian)压容(rong)易通过(guo)(guo)供电(dian)(dian)(dian)线路(lu)侵入电(dian)(dian)(dian)气(qi)电(dian)(dian)(dian)子设(she)(she)备(bei)内部,造(zao) 成电(dian)(dian)(dian)气(qi)电(dian)(dian)(dian)子设(she)(she)备(bei)失(shi)效、误动(dong)作,甚至(zhi)造(zao)成设(she)(she)备(bei)的(de)(de)(de)永久性损(sun)坏,造(zao)成严重经济损(sun)失(shi)。通过(guo)(guo)在电(dian)(dian)(dian)源线路(lu)上安(an)装(zhuang)浪(lang)涌吸(xi)收装(zhuang)置(zhi)MOV和TVS,实(shi)施两级保(bao)(bao)护(hu),并(bing)对L、N 线进(jin)行共模(mo)、差模(mo)保(bao)(bao)护(hu)。具体做法是(shi)在线路(lu)的(de)(de)(de)前(qian)端安(an)装(zhuang)MOV作为(wei)第一(yi)级SPD保(bao)(bao)护(hu),泄(xie)放大部分雷电(dian)(dian)(dian)流(liu),在线路(lu)的(de)(de)(de)末端(设(she)(she)备(bei)前(qian)端)安(an)装(zhuang)大功率TVS管作为(wei)第二 级SPD保(bao)(bao)护(hu),进(jin)一(yi)步(bu)削弱过(guo)(guo)电(dian)(dian)(dian)压波幅值,将(jiang)电(dian)(dian)(dian)网电(dian)(dian)(dian)压降至(zhi)E/I安(an)全(quan)耐压范围之内。要注意(yi)的(de)(de)(de)是(shi),MOV与TVS应(ying)达到电(dian)(dian)(dian)压和能量的(de)(de)(de)协(xie)调与配(pei)合,AB之间的(de)(de)(de)线 路(lu)长(zhang)度不(bu)应(ying)小于5 m,否则应(ying)增加线路(lu)长(zhang)度或安(an)装(zhuang)退耦(ou)器件。

(2)TVS管在(zai)网络信(xin)号线路的应用

TVS管(guan)不仅可以(yi)用(yong)(yong)于电源系统的(de)浪涌防护(hu),还可以(yi)用(yong)(yong)于信(xin)号线(xian)路(lu)(lu)的(de)浪涌保(bao)护(hu),采用(yong)(yong)气体(ti)放电管(guan)GDT与TVS管(guan)组合(he)成信(xin)号浪涌保(bao)护(hu)器,其特点是反应(ying)快,漏(lou)流小,几乎对信(xin)号无损耗,可以(yi)对高速网络线(xian)路(lu)(lu)提(ti)供安全(quan)、可靠的(de)保(bao)护(hu)。

(3)TVS管(guan)在直流(liu)电(dian)源系统的应用

一台普(pu)通(tong)PC电(dian)(dian)(dian)(dian)(dian)脑的(de)供电(dian)(dian)(dian)(dian)(dian)电(dian)(dian)(dian)(dian)(dian)源电(dian)(dian)(dian)(dian)(dian)路,市电(dian)(dian)(dian)(dian)(dian)AC 220 V经(jing)过(guo)(guo)变压器(qi)(qi)降压至(zhi)AC 20 V,再经(jing)调制整流电(dian)(dian)(dian)(dian)(dian)路,输(shu)(shu)出DC 10 V 直流电(dian)(dian)(dian)(dian)(dian)源,接入负(fu)载(zai)。通(tong)过(guo)(guo)在变压器(qi)(qi)输(shu)(shu)出端安装双向瞬态电(dian)(dian)(dian)(dian)(dian)压抑(yi)制器(qi)(qi)TVS1,吸收L 及(ji)N 线(xian)的(de)瞬时冲(chong)击脉冲(chong)电(dian)(dian)(dian)(dian)(dian)流,将电(dian)(dian)(dian)(dian)(dian)路电(dian)(dian)(dian)(dian)(dian)压箝制在安全电(dian)(dian)(dian)(dian)(dian)压水平(ping),TVS1可以(yi)保护(hu)变压器(qi)(qi)后端整流器(qi)(qi)及(ji)其(qi)他电(dian)(dian)(dian)(dian)(dian)路元器(qi)(qi)件。在整流器(qi)(qi)后的(de)直流电(dian)(dian)(dian)(dian)(dian)源输(shu)(shu)出端安装单(dan)向瞬态电(dian)(dian)(dian)(dian)(dian)压 抑(yi)制器(qi)(qi)TVS2,用于(yu)保护(hu)直流负(fu)载(zai)免受过(guo)(guo)电(dian)(dian)(dian)(dian)(dian)压电(dian)(dian)(dian)(dian)(dian)电(dian)(dian)(dian)(dian)(dian)流冲(chong)击。

(4)TVS管在晶体管电路的应用

晶体三(san)极管(guan)作(zuo)为(wei)电(dian)(dian)流控制型器 件(jian),是电(dian)(dian)子集成(cheng)电(dian)(dian)路中(zhong)的(de)重要(yao)组成(cheng)部分(fen),可分(fen)为(wei)NPN 管(guan)和(he)PNP 管(guan)两类(lei),应用于开关电(dian)(dian)路、放(fang)大(da)电(dian)(dian)路和(he)稳压电(dian)(dian)路。为(wei)了使晶体管(guan)电(dian)(dian)路免受(shou)ESD/EFT(静电(dian)(dian)放(fang)电(dian)(dian)/电(dian)(dian)快速(su)瞬变(bian)脉冲(chong)群)等(deng)浪涌电(dian)(dian)压的(de)干扰,在电(dian)(dian)路的(de)输入(ru) 端(duan)和(he)输出端(duan)分(fen)别加入(ru)TVS1、TVS2进行保护。

快恢复二极管和TVS的区别

快恢复二极(ji)管和(he)tvs管不(bu)可以是两个(ge)完全不(bu)同性质的(de)元(yuan)件(jian),绝对不(bu)可以互换。TVS是瞬(shun)间过(guo)压(ya)保(bao)护元(yuan)件(jian),无法承受工频电(dian)(dian)流(liu),只能用(yong)在(zai)瞬(shun)间过(guo)压(ya)保(bao)护电(dian)(dian)路(lu)中。快恢复二极(ji)管用(yong)在(zai)高(gao)频等(deng)电(dian)(dian)路(lu)整(zheng)流(liu)滤(lv)波的(de)地(di)方(fang),压(ya)降(jiang)小(xiao),速度快,发热量也小(xiao),比如(ru)开关电(dian)(dian)源(yuan)电(dian)(dian)路(lu)中等(deng)。瞬(shun)态电(dian)(dian)压(ya)抑制器(TVS)是用(yong)来消除电(dian)(dian)压(ya)尖脉冲(chong)的(de),保(bao)护电(dian)(dian)路(lu)用(yong)的(de),比如(ru)接(jie)在(zai)数据(ju)接(jie)口用(yong)来防雷击,电(dian)(dian)压(ya)波动等(deng)。

TVS常(chang)用(yong)作电压钳(qian)位与稳(wen)压二(er)极管(guan)(guan)一(yi)(yi)样用(yong),只(zhi)不(bu)过其能承受(shou)的(de)瞬间功率(lv)非常(chang)大,如1.5KE200可以承受(shou)瞬间1.5KW的(de)功率(lv),原理上应该(gai)是工作于挤纳(na)击(ji)穿;(超(chao)(chao))快(kuai)速(su)恢(hui)复(fu)(fu)管(guan)(guan)讲的(de)是二(er)极管(guan)(guan)工作时(shi)电子空穴的(de)恢(hui)复(fu)(fu)快(kuai)慢,一(yi)(yi)般工作于正象偏压,经(jing)常(chang)应用(yong)于开(kai)关电源(yuan)整(zheng)流等(deng)高(gao)频信号场(chang)合,如FR107,4148,F4007等(deng)都(dou)是快(kuai)速(su)恢(hui)复(fu)(fu)管(guan)(guan)(一(yi)(yi)般情况下反向(xiang)恢(hui)复(fu)(fu)时(shi)间都(dou)不(bu)超(chao)(chao)过150ns;4148又(you)叫(jiao)做开(kai)关二(er)极管(guan)(guan),只(zhi)因为它的(de)反向(xiang)恢(hui)复(fu)(fu)时(shi)间很端——只(zhi)有(you)4ns);另在(zai)开(kai)关电源(yuan)整(zheng)流中还(hai)有(you)一(yi)(yi)种最常(chang)用(yong)的(de),叫(jiao)做“稍特基(ji)管(guan)(guan)”的(de)二(er)极管(guan)(guan),此类管(guan)(guan)子不(bu)存在(zai)电子空穴的(de)问题,也不(bu)存在(zai)反向(xiang)恢(hui)复(fu)(fu)时(shi)间。

TVS型(xing)(xing)二(er)极(ji)(ji)管(guan)和快恢复(fu)二(er)极(ji)(ji)管(guan)在电(dian)路中(zhong)都是(shi)(shi)(shi)用来作稳(wen)压(ya)(ya)(ya)用,但(dan)工(gong)作机理不同(tong)。 TVS型(xing)(xing)二(er)极(ji)(ji)管(guan)是(shi)(shi)(shi)一种(zhong)压(ya)(ya)(ya)敏(min)二(er)极(ji)(ji)管(guan),是(shi)(shi)(shi)根据它(ta)(ta)的(de)(de)(de)端电(dian)压(ya)(ya)(ya)的(de)(de)(de)变(bian)化来改变(bian)它(ta)(ta)的(de)(de)(de)电(dian)阻值(zhi)达到稳(wen)压(ya)(ya)(ya)作用。快恢复(fu)二(er)极(ji)(ji)管(guan)是(shi)(shi)(shi)一种(zhong)齐(qi)纳二(er)极(ji)(ji)管(guan),即(ji)“雪崩”二(er)极(ji)(ji)管(guan),当(dang)它(ta)(ta)的(de)(de)(de)端电(dian)压(ya)(ya)(ya)超过它(ta)(ta)的(de)(de)(de)阀(fa)值(zhi)时(shi),PN结击(ji)穿来改变(bian)它(ta)(ta)的(de)(de)(de)反向电(dian)阻来达到稳(wen)压(ya)(ya)(ya)作用。两者的(de)(de)(de)工(gong)作机理完全不同(tong),接法(fa)也不同(tong),在电(dian)路中(zhong)不能直接代(dai)换(huan)。
